Pressureless copper sintering paste is an advanced electronic packaging and connection material made by using micro copper powder, nano copper powder or micro nano composite copper particles as conductive fillers, combined with organic carriers, dispersants, antioxidant systems, sintering accelerators and functional additives. It can form a high-density copper connection layer by heating without applying external mechanical pressure or relying only on extremely low auxiliary pressure. It is mainly used for power semiconductor chip mounting, power module interconnection, and high thermal conductivity packaging. As an alternative to traditional high lead solder and partially sintered silver paste, it has the characteristics of good thermal conductivity, excellent electrical conductivity, high temperature resistance, thermal fatigue resistance, and lower cost than silver based materials. The current products are widely used in the packaging of wide bandgap power devices such as SiC, GaN, IGBT, as well as in fields such as new energy vehicles, power electronics, photovoltaic inverters, energy storage systems, and high-end industrial controls. With the development of antioxidant copper powder, air sintering, and low-temperature pressureless sintering technology, pressureless sintered copper paste is gradually meeting the conditions for industrial application.
