Phase Change Thermal Interface Materials are high-performance thermal interface materials designed to combine the handling advantages of a solid or semi-solid material at room temperature with the wetting and gap-filling capability of a softened or flowable material at operating temperature. They are used to fill microscopic gaps between heat-generating components and heat spreaders, heat sinks, cold plates, vapor chambers, metal housings or package lids, thereby reducing interfacial thermal resistance and improving heat dissipation efficiency. These materials are typically supplied as pads, films, preforms, dispensable or printable compounds, or phase-change metal alloy TIMs. When the device reaches the material?s phase-change or softening temperature, the material softens, melts or flows to wet the contact surfaces, displace trapped air and form a thin, stable bondline. Common material systems include polymer-based, silicone-based, wax-based, filled composite and metal alloy phase-change TIMs. Key applications include CPUs, GPUs, AI servers, power modules, IGBTs, inverters, telecom equipment, automotive electronics, optical modules and high-power industrial electronics.

Based on our research, phase change thermal interface materials represent a high-performance segment within the TIM market, positioned between thermal grease and conventional thermal pads. Their core value lies in their solid form at room temperature, which enables convenient assembly, and their ability to soften and wet the interface at operating temperature.
