These products mainly address the high cost of silicon interposers, limited area scalability, complex routing in multi-chip heterogeneous integration, thermal expansion mismatch, and package warpage control challenges. Through ABF or BT resin-based materials, semi-additive or modified semi-additive circuit formation, thin-film redistribution layers, laser microvias, copper plating, low-CTE reinforcing materials, coreless or cored structures, and panel-level manufacturing processes, they enable fine line and space, high I/O density, large-area multilayer interconnects, and manufacturable inspection capability. Typical applications include AI processors, server CPUs, GPUs, network ASICs, automotive MPUs, mobile application processors, HBM-adjacent integration, and chiplet packaging. Key customers include foundries, OSATs, fabless chip companies, IDMs, and system-level computing platform companies.

Organic interposers for advanced packaging are evolving from a high-end subcategory of conventional package substrates into a critical platform for heterogeneous integration and chiplet packaging. As AI processors, server CPUs, GPUs, network ASICs, and automotive computing chips continue to increase in die area, I/O count, power delivery current, and signal bandwidth, the packaging layer must support more complex lateral interconnects, vertical connections, and power distribution within a limited footprint. Conventional organic package substrates have met the basic needs of high-performance processor packaging through multilayer build-up structures and flip-chip connections. However, multi-chip side-by-side integration, HBM-adjacent placement, and high-bandwidth short-reach interconnects require finer wiring, more stable material systems, larger package sizes, and tighter warpage control. The value of organic interposers lies in balancing cost, size, processing efficiency, and packaging compatibility, enabling high-end computing chips to achieve larger-scale integration without relying entirely on silicon interposers.

Technology development is increasingly focused on fine line and space, large-body multilayer structures, low thermal expansion, and inspectability. Semi-additive processing, modified semi-additive processing, thin-film redistribution layers, laser microvias, copper plating, and low-loss dielectric materials form the key process foundation for organic interposers and high-end FC-BGA substrates. The introduction of coreless structures and low-CTE reinforcing materials is improving the insufficient rigidity, handling difficulty, and limited standalone electrical inspection capability of conventional organic interposers. Integrated thin-film high-density organic package solutions further combine interposer functions with build-up substrate functions, providing system-level capability close to 2.5D packaging for logic die partitioning, HBM integration, and chiplet integration. Future competition will not depend only on a single line-width metric, but on the combined capabilities of materials, structures, processes, inspection, and customer design collaboration.
