It generally includes Semiconductor-Grade High-Purity MSA and Semiconductor-Grade Ultra-High-Purity MSA. Product qualification cannot be determined solely by the assay of methanesulfonic acid. In addition to a dry-basis purity typically reaching 99.9% or above, stringent controls are required for trace metals such as sodium, potassium, calcium, iron, copper and nickel, ionic impurities such as chloride and sulfate, as well as particles, total organic carbon, moisture and organic by-products. Conventional industrial-grade, PCB electroplating-grade and general electronic-grade methanesulfonic acid are excluded from this market scope if their impurity control, packaging cleanliness and batch-to-batch consistency do not meet semiconductor industry requirements, even when the MSA assay exceeds 99%.

The product is mainly used in wafer-level electroplating, bumping and copper interconnection-related electroplating, post-etch and post-ash residue cleaning, photoresist stripping, post-CMP cleaning and wafer surface treatment. Methanesulfonic acid offers strong acidity, low volatility, relatively good thermal stability and favorable compatibility with certain metal systems, allowing it to serve as an important acidic component in electroplating, cleaning and stripping formulations.
