Its technology paths include ultrafast laser drilling, laser modification and etching, CO? laser processing, wet etching, TGV electroplating or conformal metallization, multilayer RDL stacking, glass thinning, glass metallization, panel-level mass production, and automated inspection. Typical applications include AI accelerators, high-performance computing, chiplet packaging, 2.5D and 3D integration, co-packaged optics, RF front ends, millimeter-wave modules, MEMS sensors, glass-based integrated passive devices, and microfluidic biochips.
