It is mainly used in dielectric layer etching, silicon etching, CVD chamber cleaning, tungsten deposition, ion implantation, surface treatment, MEMS release etching, and advanced packaging processing. Due to the extreme sensitivity of chip manufacturing to impurities, fluorinated electronic specialty gases are usually required to meet electronic grade, high-purity electronic grade, or ultra-high purity electronic grade standards, with a focus on controlling moisture, oxygen, nitrogen, metal impurities, particles, acidic impurities, and packaging container cleanliness. This requires that the cleaning gas can not only produce a large number of reactive ions for rapid reaction, but also try to avoid the generation of residual deposits in the process.
