A photonic debonder is a high-precision equipment that utilizes pulsed broadband light sources and inorganic metal release layers to achieve the temporary separation of bonded wafers, specifically designed for handling wafer-thin devices with a thickness of 20 micrometers or less. This equipment employs high-intensity light pulses to break the material interface bonds, tolerating minor bowing/warping of the bonded pairs without causing damage to the devices. It offers high cost-performance and low ownership costs, providing rapid production rates and a residue-free debonding process suitable for both standard and warped wafers, which enhances production efficiency and optimizes the workflow. ERS electronic has launched two new models in the Luminex series of fully automatic photonic debonders, the LUM300A1 and LUM300A2, with the LUM300A1 offering a mass production solution for the debonding process, and the LUM300A2 adding a wafer cleaning module to the base model. Both are designed for 300mm substrates and feature ERS's latest photonic debonding technology, with an anticipated release of a semi-automatic version, the LUM600S1, for wafers and panels up to a maximum size of 600 x 600 mm in March 2024. PulseForge Inc has introduced the PD300 SA Photonic Debonding Tool, a semi-automatic photonic debonder suitable for wafer and panel-level packaging.
