Semiconductor inspection runs through the entire semiconductor process, that is, the front-end and back-end. Semiconductor inspection includes optical inspection, electron beam inspection and X-ray measurement. It mainly detects whether there are abnormal quality conditions on the surface of the wafer or in the circuit structure, such as scratches/scratches, particle contamination, graphic errors and other defects. Different inspection technologies have obvious differences, mainly reflected in accuracy, speed and inspection purposes.Semiconductor inspection types include patterned, non-patterned and mask inspection. Among them, patterned defect inspection is divided into bright field and dark field inspection. Both are analyzed through optical signals. The difference is that the bright field is a vertically reflected light signal, while the dark field is a scattered light signal.Semiconductor optical inspection mainly refers to automatic optical inspection (AOI), which is a key technology with a wide range of uses in wafer manufacturing. Optical inspection is non-contact and has minimal destructiveness to the wafer itself; by performing batch and rapid inspection of wafers, it can meet the manufacturer's requirements for throughput. Optical profilers are also a type of optical inspection equipment, but they are significantly different from AOI equipment. The statistical scope of this article does not include optical profilers.Automated optical inspection (AOI) refers to a detection method that obtains the image of the object to be tested through optical imaging, processes and analyzes it with a specific algorithm, and compares it with a standard template image to obtain the defects of the object to be tested. As the wafer size gradually shifts to 12 inches, the speed and accuracy of wafer defect detection are becoming more and more important. By replacing appearance inspections such as manual scratches with AOI systems, the speed and quality of wafer output can be improved, thereby reducing the output of scrapped products and reducing labor costs.3D AOI combines algorithm technology and optical imaging technology to perform all-round and high-precision automatic detection of objects in three dimensions. 3D AOI plays an important role in the advanced packaging process. AOI systems are divided into 2D and 3D. The core difference lies in accuracy, algorithm and detection effect. 2D AOI is a plane detection; while 3D AOI is the latest detection technology, focusing on the ability to detect wafer bump height, coplanarity, surface morphology and other items. The advantage is mainly the three-dimensional detection of height morphology. In addition to detecting bumps, 3D AOI can also be used in CMP processes (such as detecting roughness before and after grinding, critical dimensions CD, etc.), gold wire curvature, etc.During the wafer manufacturing process, various defects such as scratches, particle contamination, and cracks will appear. The existence of defects will affect the yield of the product and lead to increased costs. In this process, AOI mainly uses optical imaging technology combined with algorithms for accurate and rapid detection, while collecting and saving detection data, which is conducive to discovering potential problems and improving them. According to the different detection items, AOI is further divided into 2D and 3D. 2D is a plane detection, which can only detect two-dimensional plane items, such as particle contamination, scratches, graphic errors, Bump diameter, etc.; while 3D AOI uses a confocal method to accurately detect the height, coplanarity, surface morphology and roughness of the Bump. For example, after the electroplating process is completed, the use of 3D Bump detection technology can collect relevant data and predict the interconnection problems that may be encountered during the packaging process. However, in the entire process, 3D Bump height detection only needs to be detected once, while 2D AOI needs to be used multiple times.3D wafer AOI equipment terminals are mainly used in wafer Fab plants and packaging plants. They are divided into front-end and back-end packaging and testing. At present, 3D AOI equipment is mainly used in the packaging market. In addition to detecting the height of the bump, it is also used in the CMP process and the arc of the gold wire. In the front-end process, it is relatively less used, mainly used to detect the film thickness and wafer edge measurement of 6-inch and 8-inch wafers. In other words, the main thing involving 3D wafer AOI equipment is advanced packaging technology. In 2023, 3D wafer AOI equipment accounted for 91.59% of the packaging market.Global 3D wafer AOI equipment companies are mainly distributed in the United States, Israel, and China (including Taiwan). There are some differences between the products of different companies, mainly reflected in the equipment cameras and laser modules.
