Thermally conductive via filling resin is a PCB via, blind via, and buried via filling material based on epoxy, acrylic, or other thermosetting resins and loaded with ceramic, copper, silver, or composite thermally conductive fillers. It is used to form dense, grindable, cappable, or electroplatable filling bodies inside vias, improving thermal conduction, surface flatness, assembly reliability, and, in some applications, electrical conductivity. The product's gross margin is approximately 38%.

Demand for thermally conductive via filling resin mainly comes from high-power-density PCBs, 5G communication boards, automotive power electronics, LED heat dissipation boards, and package substrates. As devices move toward higher frequency, higher power, and miniaturization, relying only on open vias for heat dissipation or ordinary resin via plugging makes it difficult to balance thermal management, flatness, and reliability. As a result, the use of thermally conductive via filling materials continues to increase in via-in-pad structures, thermal via arrays, and thick copper boards.

On the supply side, the market is still led by specialized PCB ink, conductive paste, and electronic chemical companies. Product differentiation is concentrated in thermal conductivity, CTE matching, void-free via filling, curing shrinkage, grindability, and compatibility with subsequent electroplating. Conductive copper/silver filling systems have high unit prices and narrow process windows, and are more often used in high-heat-flux and high-reliability boards. Insulating thermally conductive systems have lower costs and are suitable for power boards with stronger electrical isolation requirements. Short-term growth is affected by the PCB cycle, but in the medium to long term, the market is driven by automotive electrification, AI server power supplies, high-speed communications, and advanced packaging, and is expected to maintain high-single-digit growth.
