Non-conductive via filling resin is an insulating via-filling/plugging resin paste used in PCB and IC package substrate manufacturing. It is typically based on epoxy or modified resin systems and is used to fill plated through holes, blind/buried vias, and via-in-pad structures. After curing, grinding, and planarization, copper capping or subsequent circuit fabrication can be carried out. The product?s gross margin is approximately 42%.

Demand is mainly driven by high-density interconnect boards, package substrates, server and communication boards, automotive electronics, and high-frequency/high-speed PCBs. As BGA/CSP packaging, any-layer HDI, via-in-pad, and stacked microvia designs increase, conventional solder mask via covering can no longer meet requirements for surface flatness, via fill completeness, and reflow reliability. Non-conductive resin via filling is gradually becoming a standard process for mid- to high-end PCB manufacturers.

On the supply side, Japanese, European, and Chinese manufacturers all participate. Overseas brands still have strong customer certification advantages in high Tg, low CTE, low water absorption, and copper capping reliability, while Chinese manufacturers are replacing imports more quickly in local delivery, vacuum via filling equipment compatibility, and mid-range HDI applications. Buyers pay closer attention to curing shrinkage, grindability, low diffusion, thermal shock resistance, dielectric properties, and adhesion to copper surfaces/substrates.

The market size is smaller than that of general solder mask ink, but unit price and technical barriers are significantly higher. Future growth will come from AI servers, high-end smartphones, automotive domain controllers, millimeter-wave radar, and advanced package substrates, which create stronger demand for highly reliable via filling materials. Limiting factors include long customer certification cycles, significant process window differences among board manufacturers, and substitution by copper via filling or improved solder mask plugging solutions in some applications.
