The principle is that gallium arsenide is used as a solute and is dissolved in high-purity gallium (solvent) at high temperature to form a saturated solution; when the temperature drops, supersaturation occurs, When this supersaturated solution is in contact with the substrate, gallium arsenide begins to precipitate, nucleate and crystallize on the surface of the substrate, thereby realizing liquid phase epitaxy growth. By controlling the supersaturation degree of the gallium arsenide solution, the growth rate of the gallium arsenide epitaxial layer can be adjusted, thereby controlling the thickness of the thin film.
