Traditional Packaging Carrier Glass is a high-flatness precision glass substrate used to temporarily carry, secure, and stabilize wafers, thinned chips, or reconstituted panels during semiconductor packaging manufacturing. After backside thinning, redistribution layer formation, fan-out wafer-level or panel-level packaging, 2.5D and 3D integration, or compound semiconductor processing has been completed, the carrier is normally separated from the device through laser, thermal, chemical, or mechanical debonding. The product addresses breakage, warpage, displacement, and dimensional instability that can occur when ultra-thin wafers and large reconstituted panels undergo handling, coating, exposure, development, electroplating, grinding, and thermal processing. Its principal technical requirements include an adjustable coefficient of thermal expansion, low total thickness variation, high flatness and surface quality, adequate mechanical strength, thermal and chemical resistance, transmission at designated wavelengths, and compatibility with temporary bonding materials and automated equipment. Common delivery formats include 200 mm or 300 mm circular glass wafers, square glass panels of approximately 500 mm or larger, and customized carriers incorporating notches, identification markings, surface patterns, or through-holes. Major customers include wafer manufacturers, outsourced semiconductor assembly and test providers, integrated device manufacturers, advanced packaging research organizations, and temporary bonding system integrators. Commercial arrangements generally consist of volume supply to standard specifications, customization by thermal expansion coefficient and geometric accuracy, scale-up following sample qualification, and collaborative development of functional layers.

The technical value of traditional packaging carrier glass arises from the semiconductor packaging industry's simultaneous requirements for thinner workpieces, larger processing formats, and greater geometric accuracy. During thinning, coating, exposure, electroplating, cleaning, grinding, and thermal cycling, wafers and reconstituted panels may suffer from warpage, breakage, die displacement, and alignment errors because of reduced rigidity, thermal expansion mismatch, and accumulated local stress. Glass carriers provide a stable plane, a coefficient of thermal expansion that can be matched to the workpiece, and controlled optical transmission, enabling fragile substrates to continue through standard semiconductor manufacturing equipment. Competitiveness is therefore determined not only by glass composition, but also by total thickness variation, warpage, surface roughness, edge strength, cleanliness, chemical resistance, laser transmission, and reuse performance. As packaging line widths and spaces decrease, minor geometric errors in the carrier can be amplified into redistribution layer displacement or yield loss. The thinning and processing of brittle compound semiconductors such as silicon carbide and gallium arsenide are also expanding the addressable market.
