Adamantyl methacrylate monomers are functional methacrylate monomers containing both a rigid adamantyl cage structure and a polymerizable methacrylate double bond. They can be incorporated into polymethacrylate backbones through radical polymerization, copolymerization or controlled polymerization, providing high glass-transition temperature, hydrophobicity, optical transparency, dry-etch resistance, rigidity and tunable dissolution behavior. Their most important industrial use is as matrix resin monomers for 193 nm ArF chemically amplified photoresists, while additional uses include high-Tg optical polymers, heat-resistant coatings, holographic recording materials, microelectronic materials and specialty polymer research.
