Pentakis(dimethylamino)tantalum (PDMAT) is a volatile solid tantalum amide precursor primarily used in ALD and CVD deposition of TaN diffusion barriers and tantalum-based films such as Ta2O5. In copper interconnect stacks, TaN helps suppress copper diffusion into surrounding dielectrics. Semiconductor-grade PDMAT requires high tantalum purity, low chlorine and trace metals, stable sublimation and vapor delivery, and strict exclusion of moisture and oxygen. In 2025, global Pentakis(dimethylamino)tantalum (PDMAT) production reached approximately 85 metric tons.

Demand for PDMAT is primarily driven by advanced copper interconnects, ultrathin TaN barrier layers, and high-k tantalum oxide deposition. As advanced nodes tighten specifications for defects, trace metals, particles, film uniformity, and lot-to-lot consistency, qualification cycles become longer and supplier stickiness increases. Purification capability, formulation consistency, and joint qualification with leading fabs are therefore central competitive factors.
