In multilayer lithography stacks, SOC is generally positioned beneath the photoresist and silicon-containing hardmask, where it provides planarization, enhanced etch resistance, and improved deep-pattern-transfer capability, enabling patterns formed in thin photoresist layers to be accurately transferred into underlying device structures. Compared with certain CVD-deposited carbon films, spin-on carbon materials offer flexible processing, high coating throughput, strong planarization capability, and compatibility with existing coating and developing equipment, making them important materials for advanced logic, DRAM, 3D NAND, and other high-density semiconductor devices.
